I am interested in finding out the diffusion coefficient, or
diffusivity of Gallium in solid silicon. The temperature range of
interest is 300 - 500 K.

nfd802-ga,

A possible answer is "very very small". Is it even soluble at this
point? I looked up the answer in my handbook of chemistry and physics
and there isn't even a listing below about 1200 K.

For the temperature range of 900 to 1050 C, D_0=6x10^1 cm^2/s, with an
activation energy of 3.89 eV.
